Senior R&D Manager, Advanced Packaging

Job description

Role Overview:
This role leads the Package Integration function within Advanced Packaging R&D. The individual is responsible for driving strategic initiatives, ensuring timely delivery of high-performance and cost-effective advanced packaging solutions, and aligning cross-functional objectives to meet business needs.

Key Responsibilities:

  • Develop and execute advanced packaging strategy

  • Lead cross-functional collaboration for package integration

  • Oversee execution on performance, cost, quality, and reliability

  • Provide technical and organizational leadership

  • Guide team development and performance reviews

  • Represent the function across internal and external partners

Ideal Requirements:

  • Degree in Engineering, Physics, or related technical field

  • 10+ years' experience in semiconductor or advanced packaging

  • Strong knowledge in bonding, plating, warpage control, assembly

  • Demonstrated leadership and project execution capability
